Real talk though, why not ship these kinds of chips BIG? It only helps with heat dissipation, and it doesn't take that much extra space on the mobo. Seems like all they're losing is the little extra bit in silicon.

They do it presumably because it's the only way to fit +4000 pins (I dunno why Threadripper needs so many more than intel... all the extra PCI?)

They do it because it's an MCM package, it has to have clearance for the traces. Also because it was designed to last a few generations

The dies aren't any bigger, it's the pin count.
