Chrome is chromium but with Google's goodies. If anything, this probably more of a spyware than vanilla chromium is. aside from DRM stuff and some obscure funcionality, I'd say they are the same (Chrome and Chromium). As for Canary (Chrome Canary, idk if there is a chromium version of it) is a development snapshot they release every week or day, that is likely unstable. The software is released every n months/weeks (Chrome stable version increases), beta becomes canary, canary continues as basically a rolling release edition

Ungoogled-Chromium or Iridium are your only options, vanilla chromium phones home anyway. I use the former but some people like iridium better. Using Google’s provided chrome/chromium will just end up with the same botnet.
The easiest option is to just use Firefox if you are dead set on never using google botnet, but those two are the alternatives.
