That's a very complicated question, it's most likely due to their materials choice. A metal in the CPU allows them to blast the cores with hrz at higher processes, but has thermal limitations and cracks at smaller processes. AMD chose a metal which scales down better. Either way it's definitely not the limitation of silicon, you could make a transistor gate from a single atom if you wanted to.
