That depends on whats economical at the time. There is still a ton of room to improve on area scaling in the back end, a lot could be done to save on power and improve performance with interconnects. Maybe vertical GAAs will push density drastically higher. Its also possible that full fledged die stacking will be a thing making the concept of area scaling with a monolithic die irrelevant.
For ultimate area scaling though we're nowhere near hitting a dead end. The field of quantum junctions is still a thing, using sub atomic particles to perform logic.

Changing substrate material isn't happening any time soon, and doesn't do anything to address the underlying issue with area scaling and increasing density. It'll take far more than a new substrate to push clocks dramatically higher as well.

Intel blew their load at 22nm with their Trigate transistors and have been struggling every step ever since. Even at 22nm early on intel had a lot of process issues, it actually took them some time to start yielding low power SKUs that had a substantial performance advantage over the 32nm planar parts they were replacing.
Then 14nm was a train wreck. A big flaming train wreck that took years to put out. 10nm didn't just all of a sudden fuck up and become unworkable. Every iteration of intel's trigate transistors has had major issues. intel just got outcompeted by the rest of the industry. Their fab lead totally evaporated as soon as everyone else brought FinFETs to market.

Cost isn't really a simple factor, since all the infrastructure and logistic chain in place for foundries all over the world is built up around silicon. Even if an alternative material could theoretically be cheaper it'd still be hundreds of billions of dollars across the industry to replace silicon.
The thermal conductivity of silicon is also one of the only things preventing disastrous side effects of self heating. That can't be readily overlooked. Even if a chip produced on some 2.5D meme material could reach higher clocks, in practice it'd likely be handicapped as controlling temps would be much more difficult.

They aren't making any unprecedented leaps here. Its all consistent iterative advancement.
What it means is that TSMC is keeping up with area scaling as the big tool maker ASML projected.
I doubt any 14nm parts will be compelling 5 years from now.
